De-coating of Bond Pads
The SLCR process also offers support with the introduction of new production processes, e.g. in the automobile industry. It must be assured, that electrical components and their circuits are kept free of moisture according to the demand in the automobile industry. To ensure this, a so-called parylene coating can be used which is applied to the completely assembled hybrids using a vacuum process. But, this also covers the connecting points on the so-called Bond Pads entirely. Here the SLCR process offers the possibility of specifically uncovering these points without any masking whatsoever.
For treatment the circuits will be removed form the carrier system by a handling robot and placed onto the working station. At this point each individual Bond Pad position is controlled optically and the beam guidance is adjusted in accordance, if necessary. Then with just a few pulses, an area of 1-4 mm² will be de-coated. A metallic clean surface remains, which can then be immediately used for the bonding. Due to the wavelength of the laser there are no changes to the meallic surface - an absolutely necessary prerequisite.
De-coating Performances with the SLCR-Process
- With the use of an ML 105-laser (250 W), the work on one 2x2 mm² Bond Pad including the optical positioning and staggering to the next Bond Pad takes less than 1 second. The working time for a complete hybrid is relevant to the number of Bond Pads on one hybrid.

The use of this new coating in combination with the SLCR-Process, assures the production advantages of the new coating without complex covering tasks. An absolute reproducible, reliable and precise decoating on Bond Pads will be achieved with reduced costs - good arguments for this new working method!
The automotive industry is already using this method to process electrical components.
Applications
The modularly constructed system consists of a SLCR-TEA-CO2 laser, optics and beam guidance as well as an object recognition system, a handling robot and control system.
Additional system components such as the casing or mechanical components e.g. for part delivery and transportation, as well as a chiller and vacuum with filter, altogether form a complete turnkey system.
